According to our (Global Info Research) latest study, the global HBM TCB Bonder market size was valued at US$ 401 million in 2025 and is forecast to a readjusted size of US$ 1071 million by 2032 with a CAGR of 12.3% during review period.
HBM TCM (thermo-compression bonders) are high-precision semiconductor assembly systems designed to construct three-dimensional high-bandwidth-memory stacks by picking, aligning and bonding TSV-enabled DRAM dies onto a wafer, substrate or partially completed memory stack. A production system typically combines high-resolution optical alignment, precision die handling, controlled heating of the die and carrier, programmable bond force, active tip-and-tilt or coplanarity correction, warpage management, controlled-atmosphere processing and in-line process monitoring. The equipment forms reliable mechanical and electrical interconnections by applying a defined combination of temperature, pressure and time to fine-pitch microbumps, copper pillars or direct-metal interfaces. Commercial configurations include fully automated chip-to-wafer or die-to-wafer systems for high-volume manufacturing, chip-to-substrate platforms used in selected stack and package flows, and automated or semi-automated systems for process qualification and pilot production. The equipment supports process families such as TC-NCF, TC-NCP, MR-MUF-compatible stack-and-tack flows, flux-assisted bonding and fluxless bonding using reducing atmospheres, plasma treatment or active oxide reduction. Its principal applications are HBM3E, HBM4, HBM4E and higher-layer-count memory products, including 8-high, 12-high and 16-high stacks used alongside AI accelerators and high-performance-computing processors.
HBM thermo-compression bonding (TCB) is not simply a premium extension of conventional die attach. It is a specialized capital-equipment segment created by the simultaneous tightening of alignment, package-height, die-thickness, microbump-pitch, warpage and yield requirements in vertically stacked memory. A production tool must preserve placement accuracy and coplanarity under meaningful thermal and mechanical loads while operating within a narrow material and process window defined by NCF, NCP, MR-MUF-compatible stack-and-tack or fluxless bonding flows. Demand during 2026–2028 is supported by the transition from HBM3E to HBM4 and HBM4E, increased adoption of 12-high and 16-high stacks, capacity additions by the leading memory manufacturers and the need to replace or upgrade tools that cannot meet the tighter process windows of the new generation. Official HBM4 production announcements from SK hynix and Samsung Electronics, together with SEMI’s stronger outlook for DRAM and back-end equipment, support a relatively strong near-term capital-spending cycle.
The supply structure is substantially narrower than a simple count of companies advertising flip-chip or thermocompression capability would suggest. The key manufacturers of HBM TCB bonder include Hanmi Semiconductor, ASMPT, K&S, SEMES, Shinkawa and Besi, etc. South Korea currently has the strongest concentration of production-validated HBM suppliers, Japan retains deep precision-mechatronics and customer-engineering capabilities, and Singapore-headquartered groups provide broader global advanced-packaging platforms. China has developed the largest pool of new and prospective entrants, including suppliers with official HBM or CoWoS-oriented products and others with C2W, D2W or fluxless TCB platforms. However, public evidence of recurring orders, installed base and stable HBM production yield remains limited for most Chinese entrants. Consequently, these companies are retained for completeness but are not assigned revenue in the conservative 2025 base model unless shipment evidence is sufficiently strong.
Technology competition will increasingly focus on production economics and process-window control rather than on static placement-accuracy specifications alone. Higher stacks and thinner dies increase the importance of active tip-and-tilt correction, local warpage compensation, low-damage handling, rapid but uniform thermal cycling, precise force control and integrated post-bond inspection. Fluxless processing using formic-acid or other reducing atmospheres, plasma treatment and active oxide reduction can reduce residue and cleaning complexity while improving compatibility with tighter-pitch structures. ASMPT has publicly demonstrated a fluxless AOR route for 16-high HBM stacks, SEMES is developing next-generation hybrid-bonding capability alongside its production HBM TCB platform, and K&S has expanded its high-performance-memory product portfolio. These developments indicate that leading suppliers are preparing for a gradual technology transition rather than treating TCB and hybrid bonding as mutually exclusive near-term markets. Our base case therefore assumes strong TCB growth through 2028, followed by slower expansion as hybrid bonding begins to penetrate the most demanding ultra-fine-pitch and very-high-stack applications around 2029 and beyond. TCB should nevertheless retain a substantial role because it benefits from an established material ecosystem, proven throughput, lower process complexity and a large installed base.
