It measures changes in the amplitude ratio and phase difference of polarized light after reflection from a wafer surface or multilayer film stack and combines these measurements with optical material models and numerical fitting to determine film thickness, refractive index, extinction coefficient, dielectric function, composition, surface roughness, and selected three-dimensional structural parameters. Its core technologies commonly include single-wavelength or broadband spectral light sources, rotating-analyzer or rotating-compensator configurations, phase modulation, dual-rotation full Mueller matrix measurement, microspot focusing, automatic alignment, pattern recognition, wafer mapping, and optical critical dimension reconstruction.
