These systems identify, align to and process localized pattern defects, unwanted residues, missing films, particles, opaque defects, clear defects and transmission-related abnormalities on high-value masks. A typical system integrates an ultrafast or solid-state laser source, a precision motion stage, microscopic and UV/DUV imaging optics, machine-vision alignment, defect-coordinate import, pattern-copy software, autofocus, laser-energy control, process-gas or precursor delivery, and post-repair verification. Main process routes include laser ablation or cutting for material removal, laser-induced chemical vapor deposition for material deposition, and combined cut-and-deposit repair. The equipment is mainly used in mask shops, semiconductor fabs, display panel supply chains and specialized mask manufacturing lines where repair yield, turnaround time and mask lifetime are economically critical.
