Based on our research, metal oxo cluster photoresist materials represent one of the most disruptive next-generation platforms in EUV lithography. Their core value lies in replacing part of the traditional organic chemically amplified resist architecture with atomically defined metal-containing clusters that incorporate high-EUV-absorption elements such as Sn, Hf, Zr, and Ti. However, commercialization remains challenging because metal contamination control, solution stability, filtration, developer compatibility, defectivity, and customer qualification are all critical gating factors.
From a global supply perspective, JSR/Inpria is the only highly verifiable commercial leader in this narrow segment. Inpria publicly states that its resists are based on organometallic clusters with a tin-oxide core and that it manufactures and sells EUV metal oxide photoresists. Lam Research’s Aether platform represents a different but adjacent dry metal-organic resist route, with strong industrial relevance even though it is not the same as conventional spin-on MOC photoresist. Entegris participates more as a MOR ecosystem supplier through precursor, filtration, and material-handling capabilities.
From the demand side, growth will be driven by advanced DRAM, advanced logic, and high-NA EUV requirements. As critical dimensions continue to shrink and EUV layers increase, conventional CAR systems face increasingly difficult trade-offs among sensitivity, resolution, LER/LWR, and stochastic defectivity.
