    A high bandwidth memory module is a high-performance memory package that vertically stacks multiple DRAM dies through through-silicon vias and integrates them with a logic base die, micro-bumps and related interconnect structures. It is typically combined with GPUs, AI accelerators, CPUs, FPGAs or custom ASICs through 2.5D or 3D advanced packaging. Key procurement parameters include product generation, capacity per stack, stack height, data rate per pin, bandwidth per stack, power consumption and thermal design. The product is primarily used to relieve memory-bandwidth bottlenecks in massively parallel computing. Technology, yield and customer qualification barriers are high, and the estimated blended gross margin is approximately 60%.
    Generative AI, large-model training and inference, scientific computing and professional visualization continue to raise memory capacity and bandwidth requirements per processor. As accelerator parallelism increases, conventional DDR and GDDR solutions are becoming less able to meet the bandwidth, power and package-area requirements of high-end systems, making high bandwidth memory modules a critical component in AI servers and high-performance computing platforms.
    Product development is shifting from HBM3E toward HBM4 and later generations while increasing stack height, capacity per stack, interface width and energy efficiency. Twelve-high and taller stacks, customized logic base dies, hybrid bonding, thermal materials and testing technologies are becoming more important. Global supply remains concentrated among a small number of memory manufacturers. Advanced-packaging capacity, through-silicon-via yield, thermal management and customer qualification cycles determine delivery capability, and competition is moving from simple capacity expansion toward performance, power efficiency, yield and customization.
    Korean suppliers retain a leading position in memory manufacturing, while US customers and cloud service providers dominate premium demand, and Taiwan's foundry and advanced-packaging ecosystem strongly influences production ramps. Major risks include fluctuations in AI infrastructure investment, pricing pressure after concentrated capacity expansion, qualification delays and advanced-packaging constraints. GDDR, LPDDR and CXL-attached memory can still substitute in cost-sensitive workloads.
